Toshiba's new 150V N-channel power MOSFET features industry-leading low on-resistance and improved reverse recovery characteristics

        Toshiba Electronic Components and Storage Co., Ltd. announced the launch of a 150V N-channel power MOSFET - "TPH9R00CQ5", which uses the latest generation of U-MOSX-H technology and can be used in industrial equipment switching power supplies, covering power applications such as data centers and communication base stations. This product starts supporting batch shipment today.
 
 
        TPH9R00CQ5 has an industry-leading 9.0 m Ω (maximum) low drain source conduction resistance, which is reduced by approximately 42% compared to Toshiba's existing product "TPH1500CNH1". At the same time, compared to Toshiba's existing product "TPH9R00CQH4", the reverse recovery charge is reduced by about 74%, and the reverse recovery [5] time is reduced by about 44%. The above indicators are two key reverse recovery indicators that reflect the performance of synchronous rectification applications. The new product is targeted at synchronous rectification applications, reducing the power loss of switching power supplies and helping to improve system efficiency. In addition, compared to TPH9R00CQH, the new product reduces the peak voltage generated during the switching process, helping to reduce the EMI of the power supply.
        This product adopts the widely recognized surface mount SOP Advance (N) package in the industry.
        In addition, Toshiba also provides tools to support the design of switching power supply circuits. In addition to the G0 SPICE model that can quickly verify circuit functionality, there is now a high-precision G2 SPICE model that can accurately reproduce circuit transient characteristics.
        Using this product, Toshiba has also developed reference designs for "1kW non isolated Buck-Boost DC-DC converters for communication equipment" and "3-phase multilevel inverters using MOSFETs". From now on, you can visit Toshiba's official website to obtain the above reference design. In addition, the new product can also be used in the published "1kW full bridge DC-DC converter" reference design.
       Toshiba will continue to expand its power MOSFET product line to reduce power losses, improve power efficiency, and help improve equipment efficiency.
